In-package cooling

Cooling inside the AI-accelerator package, sized once across its three routes

  • Early
  • $1.1B by 2035

The call, a draftHeat inside the AI-chip package, where the cold plate can't reach, is a growing problem as power delivery moves under the chip. Counted once, the part open to new suppliers is a few hundred million dollars in 2030, and the window is early.

  1. D1About 7.8M accelerator packages run on backside vertical power by 2030, each with a converter plane that has no path to the cold plate.
  2. D2TSMC runs direct-to-silicon liquid cooling on production-grade CoWoS-R up to 3.4kW, with commercial use around 2027.
  3. D3IDTechEx has next-generation die-attach materials for advanced packaging growing 31% a year, from about $34M in 2026 to about $500M by 2036.
  4. R1TSMC takes the etch-and-bond step for in-die channels, about 60% of that content, and may take the design kit too.
  5. R2The three approaches compete for the same heat, so a package with channels in the die needs no die-attach material and maybe no converter film.
  6. R3No module or package bill of materials is public, so every per-package dollar is an estimate.
  7. R4Carbon-nanotube die-attach materials have no qualified accelerator slot yet.

  • 13 Oct 2026Counted once, the market for cooling inside an AI-chip package is a few hundred million dollars in 2030, not the billion-plus you get by adding up the converter, in-die and interface stories, because they compete for the same heat and the package owners keep much of it.
