The callCoolant channels etched into the die reach production by 2028, and in the base case TSMC captures them, leaving the channel-design IP as the one open slot.

Fig. 1The balance. Drivers and catalysts against restraints, each block sized by its weight; catalysts hang dashed because they have not happened yet, sized by their odds. It tips toward the restraints.
  1. D1AI packages head past 2,000W, TSMC's in-silicon cooling is rated to 3.4kW, and every watt has to cross paste, lid and cold plate to reach the coolant.
  2. D2Backside power delivery at Intel 18A and TSMC A16 puts the wiring on the side of the wafer the heat used to leave through.
  3. D3Microsoft's in-chip cooling demo with a Swiss specialist reported about 3x the heat removal of a cold plate.
  4. R1Cold plates may be enough through 2028: single-phase already cools GB200 and GB300, two-phase (Zutacore, Accelsius) passes 2kW without touching the silicon.
  5. R2TSMC may take the whole layer, primitive and design kit, leaving no independent company; cracking and clogging claims hit first-generation in-die cooling in August.
  6. R3By my numbers the leading specialist reaches about $75M of revenue and a $450M exit; the best comp, Motivair, went to Schneider at $1.13B.
  7. C1TSMC's IMC-Si direct-to-silicon cooling ships inside a Rubin Ultra-class AI package, putting the coolant-channel etch into volume CoWoS.2027
