What this step does
Parametric or in-line E-test probes special test structures sitting in the scribe lines (the streets between dies) or in dedicated drop-in test chips, to confirm the fab process is in spec before the wafer moves to sort. It does not test whether a finished chip works; it measures the building blocks. This is the data foundries call WAT (Wafer Acceptance Test) or PCM (Process Control Monitoring). Sub-processes inside the step:
- DC parametric: transistor Vt, Idsat, leakage, sheet resistance, contact/via resistance, capacitance, ring-oscillator speed.
- WLR (Wafer-Level Reliability): stress-and-measure tests for TDDB, HCI, NBTI, electromigration, run on the same structures.
- Low-current/quasi-static measurement down to femtoamp ranges on advanced nodes.
- Data feed into SPC dashboards that gate the lot and tune the line.
Where it sits and why it matters
It runs after metallisation/defect inspection (Defect inspection & review (process step)) and before functional Wafer sort / probe (process step). It is the fab’s process-health checkpoint. Parametric drift is the leading indicator of a yield excursion, so a foundry runs WAT on essentially every lot. The value is not the hardware sale alone; it is that the data closes the loop between process and yield, which is why the de-facto-standard platform is sticky across node transitions.
Equipment market
Parametric test is a distinct, small niche inside semiconductor test, separate from high-volume ATE. Independent sizing is poor (report-mill figures conflict wildly, see Sources), so treat all numbers as rough. Concentration note: one incumbent (Keysight) owns the reference platform, and switching cost is the SPECS test program library plus 20+ years of correlation data, not the instrument. NI/Emerson attacks from the modular-PXI low end. This is a winner-takes-most niche with a slow erosion edge.
