Metal and solder TIM

The metal TIM family (solder TIM/sTIM, indium/metal foil, and phase-change metal alloy/PCMA) is the qualified, shipping volume die-level (TIM1) path for >1kW AI accelerators today, Indium-led.

The callMetal already won the slot under the lid of 1kW+ AI chips and Indium keeps the profit; only a copper-nanostructure interface that makes indium know-how moot would change who earns it.

Fig. 1The balance. Drivers and catalysts against restraints, each block sized by its weight; catalysts hang dashed because they have not happened yet, sized by their odds. It tips toward the restraints.
  1. D1Accelerators pass 1.4kW toward several kilowatts a package, Rubin Ultra at about 3,600W, and greases and pads cannot carry that across the die interface.
  2. D2Indium is a scarce by-product metal and solder reflow stresses large dies, so bigger, hotter dies create a need the incumbent materials strain to meet.
  3. R1Metal already won the slot and Indium holds the qualifications, so the profit from faster growth stays with the incumbent metallurgy houses.
  4. R2The only new-material bet, NovoLINC on a seed plus ARPA-E, is unqualified, and qualification on NVIDIA or AMD takes years.
  5. R3The best exit is Laird Performance Materials to DuPont for $2.3B, a diversified thermal franchise, not a single interface material.
  6. C1NVIDIA, AMD or a hyperscaler qualifying a non-indium die-level material on a production accelerator over 1kW.end-2028
